  • Lead end-to-end ASIC package architecture for FC-BGA and MCM solutions, including substrate stack-up, ball-map, power delivery, and signal integrity.
  • Drive package-level trade studies across cost, performance, power, signal, thermal, manufacturability, and reliability.
  • Manage relationships with packaging vendors, substrate suppliers, and OSATs, including qualification and process optimization.
